Nexperia Trench 9 Superjunction MOSFETs

Nexperia Trench 9 Superjunction MOSFETs combine low voltage superjunction technology with advanced packaging design to deliver high performance and ruggedness. Trench 9 MOSFETs are all qualified to AEC-Q101, and exceed the requirements of this international automotive standard by as much as two times on key reliability tests, including Temperature Cycling (TC), High-Temperature Gate Bias (HTGB), High-Temperature Reverse Bias (HTRB), and Intermittent Operating Life (IOL).

These N-Channel, 40V Trench 9 MOSFETs offer improved power density and efficiency, with an RDSon range from 1.4mΩ to 3.5mΩ, and exceptional single shot and repetitive avalanche performance. The Nexperia Trench 9 Superjunction MOSFETs are offered in compact 30mm2 LFPAK56 and LFPAK56E packages. Their package design and power density allows them to be used as a replacement for DPAK and D2PAK MOSFETs with a reduced footprint.
